How to simulate DC characteristics of a 5 terminal MOSFET?
« on: February 06, 2017, 11:39:28 pm »
Hi all,

I have a model of a 5 terminal MOSFET; Drain, Source, Gate, Body, Substrate, that I am trying to simulate its DC characteristics (IV curve). I know for certain that the Body is not tied to the Substrate terminal but I am unsure on what I should do here to get the sim working.

Any advice on how I can simulate such a model? I am working in LTSpice.

Well, do whatever the datasheet tells you to do...  You've told us basically nothing about it, so we can only make vague guesses.

On the upside, you can't burn any parts by wiring it up randomly.  Give it a try... ;)

Not clear to me the difference between body and substrate connection.

In short the substrate normally connected to source terminal. If it is connected
to another bias point where the Vbias is not same as Vsource that affects the
threshold voltage of the MOSFET.

Called the body effect or source bulk effect.     https://en.wikipedia.org/wiki/MOSFET
